BGA返修台工作原理

热风式的BGA返修台工作原理是采用热气流聚集到表面组装器件(BGA)的引脚和焊盘上，使焊点融化或使焊膏回流，以完成拆卸或焊接功能。拆卸同时使用一个装有弹簧和橡皮吸嘴的真空机械装置，当全部焊点熔化时将BGA轻轻吸起来。热风BGA返修系统的热气流是通过可更换的各种不同规格尺寸热风嘴来实现的。由于热气流是从加热头四周出来的，因此不会损坏BGA以及基板或周围的元器件，可以比较容易地拆卸或焊接BGA。不同的返修系统的相异之处主要在于加热源不同，或热气流方式不同。有的喷嘴使热风在SMD器件的四周和底部流动，有一些喷嘴只将热风喷在SMD的上方。从保护器件的角度考虑，应选择气流在BGA器件的四周和底部流动比较好，为防止PCB翘曲还要选择具有对PCB底部进行预热功能的返修系统。由于BGA的焊点在器件底部，是看不见的，因此重新焊接BGA时要求返修系统配有分光视觉系统(或称为底部反射光学系统)，以保证贴装BGA时精确对中。
